METIS二维平台

METIS平台是一个二维机械/空气轴承综合平台，专用于步进与扫描应用。该平台在X轴，Y轴，Z轴和西塔轴方向有6个自由度。整个行程范围的动态平面度及双向重复精度是关键参数。该平台现在用于：

圆晶工序控制，例如关键尺寸与薄膜计量。
圆晶划线
圆晶激光退火

也可用于线条光刻机的后端（曝光机）及部分圆晶切片应用。

该平台特点：

空气轴承支承，运动平稳
T轴任意转动
集成双Z轴：装件/卸件粗大运动以及对焦的精细运动
内置Z轴重量补偿器
轻微平移Y1及Y2电机能修正偏向
可进一步集成ETEL完全控制的主动避振系统
如轻微牺牲性能，可加大X轴与Y轴行程
